Mechanismus t\u00e9to operace analyzoval <strong>v roce 1952 Jewell James Ebers<\/strong>. V roce 1<strong>956 pak John Louis Moll<\/strong> zkoumal sp\u00ednac\u00ed mechanismus tyristoru. Prvn\u00ed tyristory byly k dispozici na po\u010d\u00e1tku <strong>60. let XX. stolet\u00ed<\/strong>, kdy se za\u010daly prosazovat sp\u00ednac\u00ed obvody v energetick\u00fdch syst\u00e9mech. Spole\u010dnost <strong>General Electric<\/strong>, kter\u00e1 sv\u00e1 za\u0159\u00edzen\u00ed uv\u00e1d\u011bla na trh, pou\u017e\u00edvala pro tyristor term\u00edn<strong>&#8220;k\u0159em\u00edkem \u0159\u00edzen\u00fd usm\u011br\u0148ova\u010d<\/strong>&#8221; nebo <strong>SCR<\/strong>, proto\u017ee vedl pouze v jednom sm\u011bru a byl regulovateln\u00fd. Za norm\u00e1ln\u00edch okolnost\u00ed neprot\u00e9k\u00e1 tyristorem \u017e\u00e1dn\u00fd proud (od anody ke katod\u011b). Pokud je v\u0161ak na anodu p\u0159ivedeno dostate\u010dn\u011b vysok\u00e9 nap\u011bt\u00ed oproti katod\u011b a na hradlo je p\u0159iveden mal\u00fd \u0159\u00eddic\u00ed proud, tyristor se zapne a za\u010dne v\u00e9st. Krom\u011b toho z\u016fstane tyristor ve vodiv\u00e9m stavu, dokud se neodpoj\u00ed nap\u00e1jen\u00ed (tok proudu z anody do katody). Zjednodu\u0161en\u011b lze tyristor pova\u017eovat za dva tranzistory spojen\u00e9 dohromady, jak je zn\u00e1zorn\u011bno na obr. 1. Tranzistor s emitorem p\u0159ipojen\u00fdm ke katod\u011b tyristoru je n-p-n tranzistor, zat\u00edmco druh\u00fd tranzistor s emitorem p\u0159ipojen\u00fdm k anod\u011b tyristoru je p-n-p tranzistor. M\u00e1 <strong>t\u0159i svorky: anodu, katodu a hradlo<\/strong>, co\u017e odr\u00e1\u017e\u00ed technologii termoelektrick\u00e9ho ventilu nebo vakuov\u00e9 trubice v triodov\u00e9m uspo\u0159\u00e1d\u00e1n\u00ed. <strong>Br\u00e1na<\/strong> je \u0159\u00eddic\u00ed svorka, zat\u00edmco hlavn\u00ed proud te\u010de <strong>mezi anodou a katodou<\/strong>. Jak si m\u016f\u017eete p\u0159edstavit ze symbolu obvodu na obr. 2 je tyristor<strong> jednosm\u011brn\u00fd ventil<\/strong>, co\u017e dalo vzniknout n\u00e1zvu k\u0159em\u00edkov\u00fd \u0159\u00edzen\u00fd usm\u011br\u0148ova\u010d GE. Po spu\u0161t\u011bn\u00ed z\u016fstane tyristor ve vodiv\u00e9m stavu, dokud se nap\u011bt\u00ed na anod\u011b a katod\u011b neodstran\u00ed &#8211; to se samoz\u0159ejm\u011b stane na konci p\u016flcyklu, ve kter\u00e9m tyristor vede. Dal\u0161\u00ed p\u016flcyklus bude blokov\u00e1n <strong>usm\u011br\u0148ova\u010dem<\/strong>. K op\u011btovn\u00e9mu spu\u0161t\u011bn\u00ed tyristoru bude zapot\u0159eb\u00ed proud v obvodu hradla. Tyristor m\u00e1 proto <strong>t\u0159i konektory<\/strong>.<\/p>\n<p>A\u010dkoli je mo\u017en\u00e9 pou\u017e\u00edt mnoho r\u016fzn\u00fdch materi\u00e1l\u016f tyristor\u016f, <strong>nejobl\u00edben\u011bj\u0161\u00ed je k\u0159em\u00edk<\/strong>. Poskytuje dobrou tepelnou vodivost a vysok\u00fd nap\u011b\u0165ov\u00fd a proudov\u00fd v\u00fdkon. Dal\u0161\u00ed v\u00fdhodou je, \u017ee procesy pro k\u0159em\u00edk jsou vysp\u011blej\u0161\u00ed, a tud\u00ed\u017e levn\u011bj\u0161\u00ed ne\u017e procesy pro jin\u00e9 materi\u00e1ly, jako jsou nap\u0159. <strong>karbid k\u0159em\u00edku (SiC)<\/strong>,  <strong>nitrid galia (GaN), diamant (alotropick\u00e1 odr\u016fda uhl\u00edku)<\/strong> nebo polovodi\u010dov\u00fd materi\u00e1l s <strong>arsenidu galia (GaAs),<\/strong> kter\u00e9 podle studie vykazovaly slibn\u00e9 vlastnosti v extr\u00e9mn\u00edch podm\u00ednk\u00e1ch vysok\u00e9ho v\u00fdkonu, vysok\u00e9 teploty a vysok\u00e9 frekvence.<\/p>\n<p><strong>\u00darove\u0148 dopov\u00e1n\u00ed<\/strong> je v r\u016fzn\u00fdch vrstv\u00e1ch tyristoru r\u016fzn\u00e1. Nejni\u017e\u0161\u00ed \u00farove\u0148 dopov\u00e1n\u00ed je v centr\u00e1ln\u00ed vrstv\u011b typu n, kter\u00e1 je siln\u011bj\u0161\u00ed ne\u017e ostatn\u00ed vrstvy &#8211; tyto dva faktory umo\u017e\u0148uj\u00ed zvl\u00e1dnout vysok\u00e9 zp\u011btn\u00e9 blokovac\u00ed nap\u011bt\u00ed.<\/p>\n<p>Vzhledem k <strong>velmi vysok\u00fdm proud\u016fm a v\u00fdkon\u016fm<\/strong>, kter\u00e9 n\u011bkter\u00e9 tyristory sp\u00ednaj\u00ed, maj\u00ed tepeln\u00e9 parametry z\u00e1sadn\u00ed v\u00fdznam. Anoda \u0159\u00edzen\u00e9ho tyristoru je obvykle p\u0159ipojen\u00e1 k obalu, proto\u017ee svorka hradla je bl\u00edzko katody a mus\u00ed b\u00fdt p\u0159ipojena samostatn\u011b. To se prov\u00e1d\u00ed tak, aby se teplo z k\u0159em\u00edku odv\u00e1d\u011blo do pouzdra. Krom\u011b vnit\u0159n\u00edch aspekt\u016f je t\u0159eba pe\u010dliv\u011b db\u00e1t i na vn\u011bj\u0161\u00ed aspekty odvodu tepla tyristoru, jinak m\u016f\u017ee doj\u00edt k p\u0159eh\u0159\u00e1t\u00ed sou\u010d\u00e1stky a jej\u00edmu trval\u00e9mu selh\u00e1n\u00ed. Mnoho men\u0161\u00edch tyristor\u016f se montuje do standardn\u00edch pouzder \u0159ady TO, zat\u00edmco v\u011bt\u0161\u00ed tyristory maj\u00ed mnohem v\u011bt\u0161\u00ed obrysy, ale jsou ur\u010deny k p\u0159i\u0161roubov\u00e1n\u00ed k chladi\u010di. M\u00edsto toho, aby hradlo slou\u017eilo k zapnut\u00ed tyristoru v GTO, vyp\u00edn\u00e1 tyristor z vodiv\u00e9ho stavu impuls hradla. Dal\u0161\u00ed mo\u017enosti tyristoru GTO umo\u017e\u0148uj\u00ed jeho pou\u017eit\u00ed v aplikac\u00edch, kde by standardn\u00ed tyristor nebyl vhodn\u00fd. P\u0159esto\u017ee jsou jeho mo\u017enosti omezen\u011bj\u0161\u00ed, lze jej pou\u017e\u00edt v mnoha specializovan\u00fdch aplikac\u00edch. Tyristor GTO se proto pou\u017e\u00edv\u00e1 prakticky ve v\u0161ech vysokonap\u011b\u0165ov\u00fdch statick\u00fdch m\u011bni\u010d\u00edch typu DC\/AC a DC\/DC.<\/p>\n<p>Tyristor GTO se zap\u00edn\u00e1 kladn\u00fdm proudov\u00fdm impulsem mezi svorkami hradla a katody. Proto\u017ee se hradlo-katoda chov\u00e1 jako p-n p\u0159echod, je mezi svorkami relativn\u011b mal\u00e9 nap\u011bt\u00ed. To m\u00e1 tu nev\u00fdhodu, \u017ee p\u0159echod nejbl\u00ed\u017ee ke katod\u011b m\u00e1 n\u00edzk\u00e9 pr\u016frazn\u00e9 nap\u011bt\u00ed &#8211; obvykle mezi 20 a 40 V. Stupe\u0148 dopov\u00e1n\u00ed p-oblasti hradla je <strong>odstup\u0148ov\u00e1n<\/strong>. To m\u00e1 zajistit dobrou \u00fa\u010dinnost emitoru, pro kterou by m\u011bla b\u00fdt \u00farove\u0148 dopov\u00e1n\u00ed n\u00edzk\u00e1, a z\u00e1rove\u0148 dobr\u00e9 sp\u00ednac\u00ed vlastnosti, pro kter\u00e9 je nutn\u00e1 vysok\u00e1 \u00farove\u0148 dopov\u00e1n\u00ed.<\/p>\n<p> <strong> Elektroda hradla<\/strong> je \u010dasto um\u00edst\u011bna mezi vrstvami, aby se optimalizovala schopnost vypnout proud. Silnoproud\u00e1 za\u0159\u00edzen\u00ed, tj. 1000 A a vy\u0161\u0161\u00ed, mohou m\u00edt n\u011bkolik tis\u00edc segment\u016f, kter\u00e9 jsou p\u0159ipojeny ke spole\u010dn\u00e9mu kontaktu hradla.<\/p>\n<p>Dal\u0161\u00edm kl\u00ed\u010dov\u00fdm parametrem tyristoru GTO je <strong>maxim\u00e1ln\u00ed blokovac\u00ed nap\u011bt\u00ed veden\u00ed (zp\u011btn\u00e9 nap\u011bt\u00ed)<\/strong>. To je d\u00e1no \u00farovn\u00ed dopov\u00e1n\u00ed a tlou\u0161\u0165kou oblasti b\u00e1ze typu n. Lze si jej p\u0159edstavit jako jeden p-n-p tranzistor a jeden n-p-n tranzistor kombinovan\u00fd v <strong>regenerativn\u00ed konfiguraci<\/strong>, kter\u00e1 udr\u017euje syst\u00e9m v tomto stavu p\u0159i zapnut\u00ed. Na obr. 3 ukazuje <strong>n\u00e1hradn\u00ed sch\u00e9ma zapojen\u00ed<\/strong> tyristoru GTO.<\/p>\n<p>Kdy\u017e je na hradlo tyristoru GTO p\u0159iveden potenci\u00e1l, neprot\u00e9k\u00e1 mezi anodou a katodou \u017e\u00e1dn\u00fd proud. Proud te\u010de pouze tehdy, kdy\u017e nap\u011bt\u00ed p\u0159ekro\u010d\u00ed pr\u016frazn\u00e9 nap\u011bt\u00ed a proud te\u010de v d\u016fsledku lavinov\u00e9ho p\u016fsoben\u00ed, ale tento re\u017eim by nebyl pro b\u011b\u017en\u00fd provoz \u017e\u00e1douc\u00ed. <\/p>\n\t\t\t\t\t\t\t\t<\/div>\n\t\t\t\t<\/div>\n\t\t\t\t\t<\/div>\n\t\t<\/div>\n\t\t\t\t\t<\/div>\n\t\t<\/section>\n\t\t\t\t<div class=\"elementor-element elementor-element-e88ec68 elementor-widget elementor-widget-text-editor\" data-id=\"e88ec68\" data-element_type=\"widget\" data-e-type=\"widget\" data-widget_type=\"text-editor.default\">\n\t\t\t\t<div class=\"elementor-widget-container\">\n\t\t\t\t\t\t\t\t\t<p>V tomto stavu je tyristor <strong>z\u00e1porn\u011b polarizov\u00e1n ve sm\u011bru veden\u00ed<\/strong>. K zapnut\u00ed tyristoru GTO je nutn\u00e9 p\u0159iv\u00e9st proud do obvodu hradla za\u0159\u00edzen\u00ed. Jakmile se tak stane, zapne se tranzistor p-n-p na sch\u00e9matu. T\u00edm se kolektor tranzistoru st\u00e1hne sm\u011brem dol\u016f k emitorov\u00e9mu nap\u011bt\u00ed, kter\u00e9 n\u00e1sledn\u011b zapne druh\u00fd tranzistor, n-p-n. Skute\u010dnost, \u017ee tranzistor p-n-p je nyn\u00ed zapnut\u00fd, zaji\u0161\u0165uje, \u017ee proud te\u010de do b\u00e1ze tranzistoru n-p-n, tak\u017ee tento zp\u011btnovazebn\u00ed proces zaji\u0161\u0165uje, \u017ee kdy\u017e je hradlo tyristoru vypnut\u00e9, z\u016fstane jako ka\u017ed\u00fd jin\u00fd tyristor zapnut\u00e9.<\/p>\n<p>Kl\u00ed\u010dovou vlastnost\u00ed tyristoru s vypnut\u00fdm proudem na hradle je jeho schopnost <strong>vyp\u00ednat se elektrodou na hradle za\u0159\u00edzen\u00ed<\/strong>. Deaktivace za\u0159\u00edzen\u00ed se dos\u00e1hne z\u00e1porn\u00fdm nastaven\u00edm hradla v\u016f\u010di katod\u011b.
