Tyto tranzistory, naz\u00fdvan\u00e9 tak\u00e9 tranzistory s efektem pole, jsou polovodi\u010de a \u0159\u00edd\u00ed velikost proudu, kter\u00fd jimi prot\u00e9k\u00e1. Existuje n\u011bkolik typ\u016f a variant unipol\u00e1rn\u00edch tranzistor\u016f, ale nej\u010dast\u011bji se pou\u017e\u00edvaj\u00ed tranzistory <strong>MOSFET<\/strong>. Zaj\u00edmav\u00e9 je, \u017ee p\u016fvodn\u00ed n\u00e1vrh Julia Edgara Lilienfelda (polsk\u00e9ho fyzika \u017eidovsk\u00e9ho p\u016fvodu) byl tranzistor podobn\u00fd strukturou tranzistor\u016fm typu MOSFET. Tento model v\u0161ak z\u016fstal pouze ve f\u00e1zi n\u00e1vrhu, a to p\u0159edev\u0161\u00edm kv\u016fli nedostatku technologick\u00fdch mo\u017enost\u00ed pro jeho v\u00fdrobu. Prvn\u00ed \u0159\u00e1dn\u011b vyroben\u00e9 tranzistory spat\u0159ily sv\u011btlo sv\u011bta a\u017e po roce 1950.   <\/p>\n\t\t\t\t\t\t\t\t<\/div>\n\t\t\t\t<\/div>\n\t\t\t\t<div class=\"elementor-element elementor-element-52269c7 elementor-widget elementor-widget-heading\" data-id=\"52269c7\" data-element_type=\"widget\" data-e-type=\"widget\" data-widget_type=\"heading.default\">\n\t\t\t\t<div class=\"elementor-widget-container\">\n\t\t\t\t\t<h2 class=\"elementor-heading-title elementor-size-default\">Struktura typick\u00e9ho unipol\u00e1rn\u00edho tranzistoru<\/h2>\t\t\t\t<\/div>\n\t\t\t\t<\/div>\n\t\t\t\t<div class=\"elementor-element elementor-element-48fe932 elementor-widget elementor-widget-text-editor\" data-id=\"48fe932\" data-element_type=\"widget\" data-e-type=\"widget\" data-widget_type=\"text-editor.default\">\n\t\t\t\t<div class=\"elementor-widget-container\">\n\t\t\t\t\t\t\t\t\t<p>Pro za\u010d\u00e1tek je vhodn\u00e9 sezn\u00e1mit se s p\u0159esnou strukturou unipol\u00e1rn\u00edho tranzistoru. Jeho hlavn\u00ed sou\u010d\u00e1st\u00ed je dopovan\u00fd polovodi\u010dov\u00fd krystal se dv\u011bma elektrodami. Jednou z nich je zdroj, ozna\u010dovan\u00fd p\u00edsmenem S, a druhou je odvod, ozna\u010dovan\u00fd p\u00edsmenem D. Mezi t\u011bmito dv\u011bma elektrodami je vytvo\u0159en tzv. kan\u00e1l. Je sestaven z n\u011bkolika z\u00e1kladn\u00edch prvk\u016f, kter\u00e9 jsou specifick\u00e9 pouze pro toto za\u0159\u00edzen\u00ed. Pat\u0159\u00ed k nim hradlo G, zdroj S, odtok D, substr\u00e1t B a tak\u00e9 pomocn\u00e9 \u010d\u00e1sti v podob\u011b polovodi\u010de P a izolantu nebo prostoru pro kan\u00e1l N.  <\/p>\n\t\t\t\t\t\t\t\t<\/div>\n\t\t\t\t<\/div>\n\t\t\t\t<div class=\"elementor-element elementor-element-4ff1fde elementor-widget elementor-widget-text-editor\" data-id=\"4ff1fde\" data-element_type=\"widget\" data-e-type=\"widget\" data-widget_type=\"text-editor.default\">\n\t\t\t\t<div class=\"elementor-widget-container\">\n\t\t\t\t\t\t\t\t\t<p>Na substr\u00e1tu v podob\u011b polovodi\u010dov\u00e9 desti\u010dky typu P nebo N jsou dv\u011b oblasti N+ nebo P+, kter\u00e9 d\u00edky vysok\u00e9mu dopov\u00e1n\u00ed tvo\u0159\u00ed drain a source. Pr\u00e1v\u011b na n\u011b jsou p\u0159ivedeny kontakty. Mezi drainem a zdrojem je povrch polovodi\u010de, kter\u00fd je pokryt vrstvou izolantu tenkou n\u011bkolik nanometr\u016f. Hr\u00e1z je tvo\u0159ena kovem napr\u00e1\u0161en\u00fdm na izol\u00e1tor. Zaj\u00edmav\u00e9 je, \u017ee velk\u00fd elektrostatick\u00fd n\u00e1boj (m\u016f\u017ee dosahovat a\u017e n\u011bkolika des\u00edtek kilovolt\u016f!) je schopen po\u0161kodit za\u0159\u00edzen\u00ed t\u00edm, \u017ee fyzicky prop\u00e1l\u00ed tenkou izola\u010dn\u00ed vrstvu. Aby se tomu zabr\u00e1nilo, je mnoho elektronick\u00fdch tranzistor\u016f MOS ulo\u017eeno ve vodiv\u00fdch f\u00f3li\u00edch. Tento bezpe\u010dnostn\u00ed prvek v\u017edy zabra\u0148uje p\u0159\u00edm\u00e9mu pr\u016fniku statick\u00e9 elekt\u0159iny do obvod\u016f.      <\/p>\n<p>V kan\u00e1lu prot\u00e9k\u00e1 proud mezi drainem a zdrojem a zm\u011bna nap\u011bt\u00ed na veden\u00ed source-gate je zodpov\u011bdn\u00e1 za jeho \u0159\u00edzen\u00ed. V elektronice se setk\u00e1v\u00e1me se dv\u011bma typy tranzistor\u016f MOS: s obohacen\u00fdm kan\u00e1lem a s ochuzen\u00fdm kan\u00e1lem. Obohacen\u00fd kan\u00e1l, zn\u00e1m\u00fd tak\u00e9 jako indukovan\u00fd kan\u00e1l, se vytvo\u0159\u00ed pouze tehdy, kdy\u017e nap\u011bt\u00ed na linii hradlo-stroj p\u0159ekro\u010d\u00ed prahov\u00e9 nap\u011bt\u00ed Ut. Naproti tomu u ochuzen\u00e9ho kan\u00e1lu existuje kan\u00e1l i tehdy, kdy\u017e je nap\u011bt\u00ed na linii hradlo-zdroj nulov\u00e9. MOSFETy jsou nav\u00edc velmi rychl\u00e9, zejm\u00e9na ve srovn\u00e1n\u00ed s bipol\u00e1rn\u00edmi tranzistory, a to p\u0159edev\u0161\u00edm d\u00edky tomu, \u017ee jevy, kter\u00e9 v nich prob\u00edhaj\u00ed, jsou \u010dist\u011b elektrostatick\u00e9.    <\/p>\n<p>Tranzistory MOSFET jsou polarizov\u00e1ny tak, \u017ee jedna nosn\u00e1 proud\u00ed ve sm\u011bru od zdroje ke sp\u00e1du, tak\u017ee existuj\u00ed dva pracovn\u00ed rozsahy: nasycen\u00fd a nenasycen\u00fd. Skl\u00e1daj\u00ed se z polovodi\u010de typu N nebo P a dopovan\u00e9 polovodi\u010dov\u00e9 vrstvy opa\u010dn\u00e9ho typu (P+ a N+), \u010d\u00edm\u017e vznik\u00e1 p-n p\u0159echod. T\u0159i zakon\u010den\u00ed jsou vyvedena ven v podob\u011b zdroje S, sp\u00e1du D a hradla G. Poln\u00ed tranzistor m\u016f\u017ee d\u00edky sv\u00fdm vlastnostem pracovat ve t\u0159ech rozsaz\u00edch. Line\u00e1rn\u00ed, kde proud drainem z\u00e1vis\u00ed na nap\u011bt\u00ed, a proto se chov\u00e1 jako rezistor. Poln\u00ed tranzistory se velmi \u010dasto pou\u017e\u00edvaj\u00ed jako rychl\u00e9 sp\u00edna\u010de ve sp\u00ednan\u00fdch zdroj\u00edch, v integrovan\u00fdch obvodech a tak\u00e9 jako diskr\u00e9tn\u00ed sou\u010d\u00e1stky. Zaj\u00edmav\u00e9 je, \u017ee existuj\u00ed dva typy tranzistor\u016f s izolovan\u00fdm hradlem, kter\u00e9 se li\u0161\u00ed technikou v\u00fdroby. MISFET nebo MOSFET (Metal Insulator Semiconductor Field Effect Transistor nebo Metal Oxide Semiconductor Field Effect Insulator) je model vyroben\u00fd z monokrystalick\u00e9ho vodi\u010de s izolantem z oxidu k\u0159emi\u010dit\u00e9ho.
